چکیده

The first successful deposition of 'micromorph' silicon tandem solar cells of the n-i-p-n-i-p configuration is reported. In order to implement the 'micromorph' solar cell concept, four key elements had to be prepared: First, the deposition of mid-gap, intrinsic microcrystalline silicon (μc-Si:H) by the 'gas purifier method', second, the amorphous silicon (a-Si:H) n-i-p single junction solar cell, third, the microcrystalline silicon n-i-p single junction solar cell and fourth, the ability of depositing on aluminium sheet substrates. All the solar cells presented have been deposited on flat aluminium sheets, using a single layer antireflection coating to couple the light into the cell. It is shown, that this antireflection concepttogether with a flat substrateholds for amorphous single junction solar cells, but it reaches its limit with the extended range of spectral response of the 'micromorph' cell. The best initial efficiencies for each category of n-i-p cells on flat substrates were: 8.7% for the amorphous silicon single junction cell, 4.9% for the microcrystalline silicon single junction cell and 9.25% for the 'micromorph' tandem cell.

New progress in the fabrication of n–i–p micromorph solar cells for opaque substrates

In this paper, we investigate tandem amorphous/microcrystalline silicon solar cells with asymmetric intermediate reflectors grown in the n–i–p substrate configuration. We compare different types of substrates with respect to their light-trapping properties as well as their influence on the growth of single-junction microcrystalline cells. Our most promising back reflector combines a textured zi...

Flexible micromorph tandem a-Si/ c-Si solar cells

The deposition of a stack of amorphous a-Si:H and microcrystalline c-Si:H tandem thin film silicon solar cells micromorph requires at least twice the time used for a single junction a-Si:H cell. However, micromorph devices have a higher potential efficiency, thanks to the broader absorption spectrum of c-Si:H material. High efficiencies can only be achieved by mitigating the nanocracks in the c...

High-efficiency Amorphous and "micromorph" Silicon Solar Cells

LP-CVD ZnO has been developed at IMT as front TCO for a-Si:H p-i-n single-junction and “micromorph” (microcrystalline/amorphous silicon) tandem solar cells. An amorphous silicon single-junction p-i-n cell (~1 cm) with a stabilized efficiency of 9.47 % has independently been confirmed by NREL. Applying the monolithic series connection by laser-scribing, both for amorphous single-junction and mic...

The “micromorph” Solar Cell: Extending A-si:h Technology towards Thin Film Crystalline Silicon

Recent progress of solar cells based on plasma deposited hydrogenated microcrystalline silicon (PCSi:H), as well as on combined a-Si:H/pc-Si:H stacked “micromorph” solar cells is reported. kc-Si:H p-i-n cells with a thickness of 3.6 pm, deposited with the use of a gas-purifier, are shown to have a short-circuit current of over 25 mAlcm2, and a stable efficiency of 7.7%. a-Si:H/pc-Si:H tandem ce...

Progress in Amorphous and "micromorph" Silicon Solar Cells

LP-CVD ZnO has been developed at IMT as front TCO for amorphous silicon p-i-n single-junction and “micromorph” (microcrystalline/amorphous silicon) tandem solar cells. In comparison with SnO2 (Asahi type U), ZnO demonstrates superior light-trapping behaviour. Applying the monolithic series connection by laser-scribing, both for amorphous single-junction and micromorph tandem cells, modules have...
